gss-techsim source is included in the gss source.

So if I'm understood, gss-tcad is the TCAD collection and techsim is the engine, right ?

No gss-techsim is a process simulator and gss-tcad is a device simulator. Gss-Tcad as a package comes with two programs one to do device and another one (techsim) to do process.
